When thin-film platinum and single-crystal silicon are interdiffused, [inverted lazy s] 100 Å of SiO2 is found at the PtSi surface. The silica protects the silicide from attack by the aqua regia commonly used to remove unreacted Pt. If the silica is stripped, PtSi on Si will dissolve in aqua regia even faster than Pt. These findings are applicable to contact technology for silicon devices and integrated circuits.

Solid-phase epitaxial growth (SPEG) of silicon was investigated by a tracer technique using radioactive 31Si formed by neutron activation in a nuclear reactor. After depositing Pd and Si onto activated single-crystal silicon substrates, Pd2Si was formed with about equal amounts of radioactive and nonradioactive Si during heating at 400 °C for 5 min. After an 1-sec annealing stage (450→500 °C in 1 h) this silicide layer, which moves to the top of the sample during SPEG, is etched off with aqua regia. ...

Platinum etching characteristics in aqua regia have been studied. It was found that prior exposure to an oxygen plasma inhibits the dissolution of platinum in aqua regia. Oxygen, far more abundant in the exposed platinum than in the unexposed platinum, plays a key role in forming an inhibition layer, such as PtO2, which prevents chlorine ion attack.
