Pb(Zr0.5Ti0.5)O3 and (Pb0.9Sr0.1)(Zr0.5Ti0.5)O3 thin films were grown on Pt/TiOx/SiO2/Si substrates by chemical solution deposition. 10% Sr substituted PZT film showed high degree of (0 0 1) type preferential grain growth. The root mean square roughness was ∼1.4 nm for the films having thickness ≤20 nm, and the roughness increased with thickness due to the crystalline grain growth.
