The effects of Si doping on the evolution of stress in AlxGa1−xN:Si thin films (x≈0.4–0.6) grown on 6H-SiC by metal organic chemical vapor deposition were investigated using in situ wafer curvature measurements. The results were correlated with changes in film microstructure as observed by transmission electron microscopy. The incorporation of Si into the films resulted in a compressive-to-tensile transition in the biaxial stress at the surface, and the magnitude of the tensile stress was found to ...

Single crystal SiC for semiconductor applications is commonly produced by physical vapor transport (PVT). Incongruent sublimation of SiC causes the gas phase composition in the PVT growth cell to drift from Si-rich to C-rich as growth proceeds. Thick MgB2 films are grown using a novel impinging-jet hybrid physical-chemical vapor deposition process. An increased amount of the boron source gas generates high growth rates. Superconducting properties of the thick films are comparable to previous results from other processes, which indicate that this is a promising new process for MgB2 deposition for coated conductor applications, such as wires and tapes for MRI magnets.

This letter reports an experimental demonstration of charge-balanced GaN super-heterojunction Schottky barrier diodes (SHJ-SBDs). Charge balance between the n-type delta-doping and the p-type doping was achieved by adjusting the thickness of the pGaN. This device structure enabled scaling of breakdown voltage to over 3 kV, and dynamic switching up to 2.8 kV without using any field-plate.
