ResumoQuasi-one-dimensional thin single-crystalline β-Ga2O3 nanoribbons have been successfully synthesized via thermal evaporation of a Ga droplet at temperatures as low as 900 °C without the presence of a catalyst. Unlike the commonly used thermal evaporation method, the liquid phase was employed to synthesize the nanoribbons. The as-synthesized β-Ga2O3 nanoribbons are pure, structurally uniform, single crystalline, and most of them are free from defects. Other interesting β-Ga2O3 microstructures have also been found and can be helpful in understanding the growth mechanisms of β-Ga2O3 nanoribbons. (© 2004 WILEY-VCH Verlag GmbH & Co. KGaA, Weinheim)
