Breakdown of cyclotron resonance in semiconductor superlattices

ResumoWe have observed breakdown of cyclotron resonance in large magnetic fields oriented perpendicular to the growth direction in semiconductor superlattices. At small magnetic fields conventional cyclotron resonance is observed with the mass related to the miniband mass. At large magnetic fields, when the cyclotron diameter approaches the superlattice period, the resonance frequency appears to saturate and is determined by orbits impaled on the barrier. A model calculation gives good account of the magnetic field dependence of the resonance position and line width.
