ResumoLattice defect structure of degraded InGaAsP lasers has been investigated by scanning and transmission electron microscopy. It is found that although dislocation climb motion in InGaAsP lasers is slow, slip dislocations parallel to the stripe cause rapid degradation of the lasers.
