ResumoA resonant-tunnelling-diode terahertz oscillator capable of wide-band direct modulation was fabricated, and wireless data transmission at a 500-GHz range was demonstrated. An error-free transmission up to the data rate of 22 Gbit/s and a transmission with a bit error rate less than the forward error correction limit up to 34 Gbit/s were achieved.
